Star Wars: Knights of the Old Republic, and to a lesser extent KOTOR2.
Since KOTOR was basically GOTY 2003, I'd say there isn't much of a contest here. It's one of the few games that managed to get me to play it as much as possible until completion (Other games in recent memory with such a distinction are Fable and Beyond Good and Evil.) Not to mention I played through KOTOR immediately a second time as an evil character (Although, I admittedly did the same with Fable, but I wasn't as motivated.)
The Chronicles of Riddick is also pretty damn good. One hell of a good FPS, honestly overshadowing most regular FPS games.
The Punisher is a damn cool game, despite how the gimmick of torturing people gets old after a while, but some of the torture scenes are just fantastic.
Star Wars: Jedi Academy is also pretty damn cool, although I really wish they would make a Star Wars game with more precise lightsaber action scenes (Revolution, anyone?)
Goldeneye is always awesome, but more for it's multiplayer than it's single-player campaign. Everything or Nothing has it easily beat in that respect.
